Abstract
The model of formation and dissolution of neutral boron clusters in silicon has been developed. Numerical calculations showed that the model proposed describes well the experimental data obtained for rapid thermal annealing. Agreement with experiment is observed for clusters incorporating a small number (2-3) of boron atoms. The assumption about the increasing rate of the reaction of cluster formation allows one to explain the experimentally observed phenomenon of the hole concentration saturation at a high doping level. The increase in the reaction rate is a result of the crystalline lattice deformation due to the mismatch between the boron and silicon atomic radii.

Abstract
For crystals of EEPROM integrated circuits (ICs) a method for predicting of information storage time after the power is turned off is provided. Prediction is performed using the accelerated tests, which are considered as the temperature effects that accompany the technological operations in the premises of the crystal body and the ICs assembly. All technological IC assembly operations have complex effect. For this effect, estimated coefficient of acceleration tests is founded. Also for normal operating conditions of the ICs it's found the guaranteed time of information storage after power off.

Abstract
The new effective method of generating of signals of phase modulation (PM), providing almost limiting linearity of a static modulation characteristic is developed. The structure of the device implementing the offered method is synthesized.

Abstract
The synthesis method of paraunitary filter banks based on the quaternion algebra (Q-PUBF) for computing structures constrained by fixed point arithmetic is proposed. Synthesis problem using method of Lagrange multipliers is solved. It is shown that the Q-PUBF represents integer transform and can be used for image coding by scheme L2L (lossless-to-lossy).

Abstract
The results of the ultrasound follow-up investigation of clotting process are presented. Phase shift between probing signal and signal passed through the sample was measured as function of time when the internal and external ways of blood coagulation were activated.

Abstract
The analysis of interaction of the plazma-like anisotropic environment in the mode of frequency-modulated influence is carried out. Consistent patterns of phase characteristics change of a superficial impedance of the anisotropic environment at a variation of frequency-modulated signals parameters are determined.

Effective (differential) method of analysis of nearly all possible circuit derivations of analog devices, provided as generalized equivalent circuits for alternating or direct (slowly changing) current, which allow to use real differential parameters of active elements with considering their transformation depending on the circuit configuration and the type of the feedback was offered.

Abstract
The knapsack problem is analyzed on the basis of the mathematical model, which uses the means of multicriterial optimization. The method which defines possible redundancy of the initial data set is offered for the problem. The algorithm of the transition to the task with a changed set of initial data is developed. The algorithm of pareto elements division into subsets with ordered upper and lower criteria borders is executed. The complexity estimation of proposed algorithms is realized and the general approach to the knapsack problem solving is presented.

Abstract
Low-level and high-level feature extraction methods and algorithms for the image formation of a rectangular object were considered. The algorithm for object detection based on correlation analysis, as well as the algorithm containing the use of Canny edge detector, Hough and Radon transform for lines detection, and then, depending on the properties of the object lines combining in the rectangular area, were explored. The algorithms were tested on the base of 1000 passports for the problem of accurate photo edges detection.

Abstract
Computer modeling of the electronic structure of heterostructures made of individual layers of two-dimensional crystals of MoS2, WS2, WSe2 and MoSe2 is performed by means of first-principles methods. Two variants of the mutual arrangement of the layers of two-dimensional crystals are suggested. Properties of such heterostructures in the presence of impurities and defects are investigated.

Abstract
Algorithms for fast segmentation of gray scale images based on the block of the wave region growing using quadra-grid pixels are suggested. The algorithms allow to adapt to accessible computational resources and the required accuracy of the segmentation through choosing quadra-grid step.

Abstract
The results of the optimization of design and technological parameters device structures insulated-gate bipolar transistor (IGBT), formed in bulk silicon and using «Silicon on Insulator» (SOI) technology are presented. The specific features of the functioning of various constructive solutions IGBT are studied. Abstract
Concept of integration corporate information systems (ICIS) with clouding computing (CC) is represented. Variants such ICIS are shown. Main problems of information security (IS) in CC area and mechanism of authentification are analyzed. Development directions of IS in ICIS with use of intelligent technologies are given. Models of IS in ICIS with use of multi agents technologies are proposed.
